N2 - 1.48 μm high power Multiple-Quantum-Well Laser Diode (MQW LD) has been developed. Device parameters were optimized experimentally in terms of high power operation and low driving current. The typical optical output power was 130 mW at 500 mA operation current. the on-the-way result of the reliability test at 100 mW optical output power is also reported.
